1. Substrato PBGA (Plasric BGA): generalmente un pannello multistrato composto da 2-4 strati di materiali organici. Nelle CPU della serie Intel, i processori Pentium II, III, IV adottano tutti questo tipo di forma di packaging.
2. CBGA (Ceramic BGA) substrate: the ceramic substrate, the electrical connection between the chip and the substrate usually adopts a flip chip (FlipChip, FC) installation method. In the Intel series of CPUs, Pentium I, II, and Pentium Pro processors have all used this type of package.
3. Substrato FCBGA (FilpChipBGA): substrato multistrato duro.
4. Substrato TBGA (TapeBGA): il substrato è un circuito stampato PCB morbido a 1-2 strati a forma di nastro.
5. Substrato CDPBGA (Carity Down PBGA): si riferisce all'area del chip (detta anche area della cavità) con una depressione quadrata al centro del package.
