PBGA-Substrat (Plasric BGA): im Allgemeinen eine mehrschichtige Platine, die aus 2\u20134 Schichten organischer Materialien besteht. Bei den CPUs der Intel-Serie \u00fcbernehmen alle Pentium II-, III- und IV-Prozessoren diese Art der Verpackungsform.<\/p>\n<p>2. CBGA (<a href=\"https:\/\/silmantech.com\/de\/product\/bga-rework-station\/\">Keramisches BGA<\/a>2. CBGA-Substrat (CeramicBGA): Das Keramiksubstrat, die elektrische Verbindung zwischen dem Chip und dem Substrat, verwendet normalerweise eine Flip-Chip-Installationsmethode (FlipChip, FC). In der Intel-CPU-Serie haben Pentium I-, II- und Pentium Pro-Prozessoren alle diesen Pakettyp verwendet.<\/p>\n<p>3. FCBGA-Substrat (FilpChipBGA): Hartes Mehrschichtsubstrat.<\/p>\n<p>4. TBGA-Substrat (TapeBGA): Das Substrat ist eine bandf\u00f6rmige weiche 1-2-lagige PCB-Leiterplatte.<\/p>\n<p>5.
